GD30MPS12H
1200 V / 30 A Navitas GeneSiC SiC Schottky MPS diode in TO-247-2 for PFC, solar and high-frequency rectification.
The GD30MPS12H is a 1200 V / 30 A Navitas GeneSiC silicon carbide Schottky MPS diode in the TO-247-2 package. The merged PiN Schottky structure combines a Schottky barrier with a PiN junction to deliver a low forward voltage, an outstanding figure of merit of capacitive charge times forward voltage, and enhanced surge-current withstand. Because a SiC Schottky diode stores essentially no charge, it has no reverse-recovery loss and no recovery noise, which makes it ideal for the freewheeling, rectification and power-factor-correction paths of high-frequency converters such as PFC stages, on-board chargers, solar inverters, SMPS and motor drives. The Gen4 thin-chip technology keeps forward voltage low, and the positive temperature coefficient of forward voltage allows diodes to be paralleled for higher current without thermal runaway. The device is 100 percent avalanche tested and rated to a 175 C maximum junction temperature, with a low thermal resistance and high dv/dt ruggedness. Every device is factory-traceable and ships with import declaration, certificate of origin and RoHS documentation. BeiLuo holds this diode in stock and our FAE team supports diode selection, paralleling and thermal design.
FAE Professional Review
The GD30MPS12H is the SiC diode we pair with 1200 V switching stages when EMI and recovery loss matter. The MPS structure gives a low forward voltage with strong surge capability, and the zero reverse recovery keeps the freewheeling path quiet. It replaces a silicon fast-recovery diode directly in most PFC and freewheeling stages.

Frequently Asked Questions
What projects suit the GD30MPS12H?
It fits high-frequency rectification, freewheeling and power-factor correction in converters that run from a 1200 V class bus, such as on-board chargers, solar inverters, SMPS and motor drives. The 30 A rating and TO-247-2 package suit a wide range of these designs.
For higher current, paralleling is practical thanks to the positive temperature coefficient.
Why replace a silicon fast-recovery diode?
A SiC Schottky diode has no reverse-recovery charge, so it removes the recovery loss and the switching noise of a silicon fast-recovery diode. In hard-switched PFC and freewheeling stages that cuts loss and EMI at the same time.
The MPS structure also gives strong surge capability.
Is the diode genuine and in stock?
BeiLuo supplies factory-traceable GD30MPS12H diodes through Navitas GeneSiC's authorized channel, with import declaration, certificate of origin and RoHS files on every order. Stock is normally available.
